AWR Microwave Office and 2N2369A Spice Model

Dear all,

I am looking for a help in modelling the transistor 2N2369A throught its SPICE model found in the internet.

Basically I need to bias the transistor and see the behavior, but once importing it through Microwave Office (Project->Add netlist->Import netlist->Import file as PSPICE netlist files (*.CIR)) I noticed that the device available at subcircuit has 4 ports instead of expected 3 ports.

1) How can I countour this problem ? Is it possible to neglect it and force MWO to assume 3 ports instead ?

2) How to make sure the pins are not inverted (base, emmitter and collector) ?

Thank you.

Look at the fourth port..It should be "substrate", then you can connect this port to ground..

Hello enrico,

you are doing correctly in importing PSpice model...
1. Yes Possible to neglect the S node or force into 3 node BJT....
use GBJT3 or GBJT model from MWO Elements => Nonlinear => BJT
Both are same but only has additional S node which you can ground...

2. while importing PSpice click on No for Swaping nodes Warning
I tried with default Q2N2369 spice model & it is working fine...
I don't have the spice model for your requested 2N2369A device but I see the Key parameters: Is=1.0302E-15 Bf=93.9499 Tf=2.30788E-10
which you can set in GBJT3 mannually

See my simple MWO example attached on how to enter these parameters, & a typical IV Curve, S-parameter schematic setups for Q2N2369 spice file for your reference...
I hope this helps you ...

Hi Manju !

You are the guy ! Many thanks for everything !

Thank you also Bigboss !

I have it working.
Regards, Enrico.
