关于三极管击穿spice仿真

本人在仿真齐纳二极管的稳压特性时。采用将三极管发基极B和集电极C短接的方式作为二极管,当电源电源从0扫到100V时,反向偏置的二极管仍然没有击穿,不知道为什么?设置没有问题,难道是模型问题?以下是BJT hspice模型:

貌似BJT的model里都没有各个结的反偏击穿电压这项参数,反正我是没见过
hspice中 npn模型中就没有cb极击穿电压这个参数,所以不能仿真出这个特性,关于这个问题我以前和synopsys公司确认过。
用相同结构的二极管替换掉仿真吧,三极管构成的二极管特性在模型里仿真不出来的!
