关于device的温度特性

导师给了我一个新的库，让我自己仿真了解一下温度特性，我想问一下看温度特性需要仿那些参数啊?主要是mos管和电阻的，我现在看的是Vth，Vdsat,ron,Cgg,希望前辈们指点

我刚才也看到了你的帖子，我不太理解看id有什么用，因为id和仿真电路结构以及Vgs的值关联太大了，还请指点一下。
You can simulation a condition:
Vgs ~ vth (may a little bigger than vth), and sweep Temp vs id.
The result is difference with vgs >> vth.
